Výrobce obranné elektroniky připravoval kvalifikaci nové pájecí pasty pro kritické desky. Výrobce pasty deklaroval splnění všech požadavků IPC-J-STD-001 a dodal referenční testy. Zákazník ale chtěl nezávisle ověřit, zda pasta po tepelném stárnutí (simulace 20 let provozu) stále splňuje požadavky na mechanickou pevnost spojů.
A defence electronics manufacturer was preparing qualification of a new solder paste for critical boards. The paste manufacturer declared compliance with all IPC-J-STD-001 requirements and provided reference tests. However, the client wanted independent verification that the paste, after thermal ageing (simulating 20 years of operation), still meets the requirements for joint mechanical strength.

Referenční testy výrobce pasty byly provedeny na standardních vzorcích bez tepelného stárnutí. Zákazník potřeboval ověřit, jak se chová pasta po dlouhodobém tepelném zatížení a zda je vhodná pro jeho aplikaci. Cílem bylo rozhodnout, zda pastu schválit pro použití, nebo hledat alternativu.
The paste manufacturer's reference tests were performed on standard samples without thermal ageing. The client needed to verify how the paste behaves after long-term thermal load and whether it is suitable for their application. The goal was to decide whether to approve the paste or seek an alternative.

Approach
Navrhli jsme zrychlený test tepelného stárnutí podle JESD22-A103 (High Temperature Storage). Připravili jsme tři sady vzorků:
We designed an accelerated thermal ageing test according to JESD22-A103 (High Temperature Storage). We prepared three sets of samples:
- Sada A – bez stárnutí (referenční),
- Sada B – 500 hodin při 150 °C,
- Sada C – 1000 hodin při 150 °C (simulace 20+ let při 55 °C podle Arrheniova modelu).
- Set A – no ageing (reference),
- Set B – 500 hours at 150 °C,
- Set C – 1000 hours at 150 °C (simulating 20+ years at 55 °C according to the Arrhenius model).
U každé sady jsme provedli metalografické řezy a změřili:
For each set, we performed metallographic cross-sections and measured:
- tloušťku intermetalické vrstvy Cu₆Sn₅ a Cu₃Sn,
- poměr mezi jednotlivými typy vrstev (Cu₃Sn je křehčí),
- přítomnost Kirkendallových voidů,
- mikrostrukturu pájky (hrubnutí zrn).
- thickness of the Cu₆Sn₅ and Cu₃Sn intermetallic layers,
- ratio between the individual layer types (Cu₃Sn is more brittle),
- presence of Kirkendall voids,
- solder microstructure (grain coarsening).
Zjištění
Findings
- Sada A: intermetalická vrstva 2,5 µm (převážně Cu₆Sn₅), bez voidů, jemná zrna.
- Sada B: intermetalická vrstva 5,8 µm, rostoucí podíl Cu₃Sn, první Kirkendallovy voidy na rozhraní, mírné hrubnutí zrn.
- Sada C: intermetalická vrstva 11,2 µm s výrazným podílem křehké Cu₃Sn, souvislá vrstva Kirkendallových voidů, hrubá zrna pájky. Mechanické testy (shear test) ukázaly pokles pevnosti o 42 % oproti sadě A.
- Set A: intermetallic layer 2.5 µm (mostly Cu₆Sn₅), no voids, fine grains.
- Set B: intermetallic layer 5.8 µm, increasing proportion of Cu₃Sn, first Kirkendall voids at the interface, slight grain coarsening.
- Set C: intermetallic layer 11.2 µm with a significant proportion of brittle Cu₃Sn, continuous Kirkendall void layer, coarse solder grains. Mechanical tests (shear test) showed a 42% decrease in strength compared to Set A.

Interpretation
Ačkoli pasta v základním stavu splňovala požadavky, po tepelném stárnutí vykazovala výrazný růst intermetalické vrstvy a tvorbu Kirkendallových voidů. To je typický projev pájecí pasty s vyšším obsahem aktivních tavidlových složek, které sice zajišťují dobré smáčení, ale urychlují difúzní procesy na rozhraní. U kritických aplikací s dlouhou životností je tento typ pasty rizikový.
Although the paste met the requirements in its initial state, after thermal ageing it showed significant intermetallic layer growth and Kirkendall void formation. This is a typical manifestation of a solder paste with a higher content of active flux components, which ensure good wetting but accelerate diffusion processes at the interface. For critical applications with a long lifetime, this type of paste is risky.
Doporučení
Recommendation
- Nedoporučujeme pastu schválit pro kritické aplikace s požadovanou životností nad 10 let.
- Doporučujeme vyzkoušet alternativní pastu s nižší aktivitou tavidla (např. no-clean s nízkým obsahem halogenidů).
- U stávajícího dodavatele požadovat dodání pasty s upraveným složením (snížený obsah aktivátorů).
- Do budoucích kvalifikací zavést povinné tepelné stárnutí (min. 1000 h při 150 °C) jako standardní součást hodnocení.
- Zavést pravidelnou metalografickou kontrolu tloušťky intermetalické vrstvy u kritických produktů.
- We do not recommend approving the paste for critical applications with a required lifetime of more than 10 years.
- We recommend testing an alternative paste with lower flux activity (e.g. no-clean with low halide content).
- Request the current supplier to provide a paste with modified composition (reduced activator content).
- Introduce mandatory thermal ageing (min. 1000 h at 150 °C) as a standard part of evaluation in future qualifications.
- Introduce regular metallographic inspection of intermetallic layer thickness for critical products.
Výsledek
Outcome
Zákazník pastu neschválil a zahájil testování alternativ. Paralelně upravil svou interní kvalifikační metodiku tak, aby tepelné stárnutí bylo povinnou součástí hodnocení. Tím se do budoucna výrazně snížilo riziko, že by do výroby prošla nevhodná pasta.
The client did not approve the paste and began testing alternatives. In parallel, they updated their internal qualification methodology to make thermal ageing a mandatory part of evaluation. This significantly reduced the future risk of an unsuitable paste entering production.
