Context
Výrobce průmyslových řídících jednotek řešil opakované selhání osazené desky po 6–12 měsících provozu. Selhání se projevovalo jako přerušený spoj na vnitřní vrstvě pod BGA pouzdrem. Zákazník nemohl najít příčinu, protože optická kontrola i rentgen byly bez nálezu.
A manufacturer of industrial control units faced repeated failure of an assembled board after 6–12 months of operation. The failure manifested as an open circuit on an internal layer under a BGA package. The client could not find the cause because optical inspection and X-ray showed no findings.

Problem
Bylo potřeba zjistit, zda jde o vadu desky (výrobní problém), nebo o důsledek tepelného namáhání během přetavení BGA. Zákazník potřeboval rozhodnout, zda reklamovat desky u dodavatele, nebo upravit vlastní proces.
The task was to determine whether it was a board defect (manufacturing problem) or a consequence of thermal stress during BGA reflow. The client needed to decide whether to claim the boards with the supplier or adjust their own process.

Approach
Provedli jsme metalografické řezy v místě předpokládaného přerušení a v jeho okolí. Připravili jsme nábrusy v několika rovinách, abychom zobrazili jak vnitřní vrstvy, tak rozhraní mezi jednotlivými prepregy. Hodnotili jsme:
We performed metallographic cross-sections at the location of the suspected open circuit and in its surroundings. We prepared micrographs in several planes to show both the internal layers and the interfaces between individual prepregs. We evaluated:
- celistvost rozhraní mezi vrstvami,
- přítomnost delaminace (odlepení vrstev),
- tloušťku jednotlivých měděných fólií,
- přítomnost voidů v prepregu,
- případné trhliny v měděných spojích.

- presence of delamination (separation of layers),
- thickness of individual copper foils,
- presence of voids in the prepreg,
- possible cracks in the copper traces.
Zjištění
Findings
- Delaminace mezi 3. a 4. vrstvou – v místě pod BGA pouzdrem došlo k oddělení prepregu od jádra. Vznikla dutina, která se postupně zvětšovala vlivem teplotních cyklů.
- Měděný spoj narušen na okraji delaminace – v místě, kde delaminace přecházela přes vnitřní spoj, došlo k mechanickému namáhání a postupné únavě mědi, až došlo k přerušení.
- Zvýšený obsah vlhkosti v prepregu – mikroskopický nález ukazoval na přítomnost malých voidů v prepregu v místech, kde došlo k delaminaci. To je typický projev vlhkosti zachycené v materiálu.
- Jiná oblast desky v pořádku – delaminace byla lokalizována pouze pod BGA pouzdrem, což ukazovalo na souvislost s tepelným profilem přetavení.
- Delamination between layers 3 and 4 – under the BGA package, the prepreg separated from the core. A cavity formed and gradually grew due to thermal cycling.
- Copper trace damaged at the delamination edge – at the point where the delamination crossed an internal trace, mechanical stress and progressive copper fatigue occurred, leading to an open circuit.
- Increased moisture content in the prepreg – microscopic findings indicated the presence of small voids in the prepreg at the delamination sites. This is a typical manifestation of moisture trapped in the material.
- Other board areas were fine – delamination was localised only under the BGA package, indicating a connection with the reflow thermal profile.

Root Cause
Příčinou byla kombinace dvou faktorů:
The cause was a combination of two factors:
- Nedostatečné vysušení desek před přetavením. Desky byly skladovány v prostředí s vyšší vlhkostí a nebyly před přetavením vysušeny. Při prudkém zahřátí vlhkost expandovala a způsobila mikro-delaminace.
- Příliš agresivní teplotní profil přetavení BGA. Rychlý náběh teploty (více než 3 °C/s) způsobil dodatečné tepelné namáhání v oblasti BGA, kde je deska vystavena nejvyšší teplotě.
- Insufficient board drying before reflow. The boards were stored in a higher-humidity environment and were not dried before reflow. On rapid heating, the moisture expanded and caused micro-delamination.
- Too aggressive BGA reflow thermal profile. A rapid temperature ramp (more than 3 °C/s) caused additional thermal stress in the BGA area, where the board is exposed to the highest temperature.
Doporučení
Recommendation
- Zavést povinné vysušení desek před přetavením (baking) – 125 °C po dobu 4–8 hodin podle IPC/JEDEC J-STD-033.
- Upravit teplotní profil přetavení – zpomalit náběh na max. 2 °C/s, prodloužit dobu nad liquidem na minimum podle specifikace pájky.
- Skladovat desky v suchém prostředí (vlhkost < 40 % RH) nebo v ochranných obalech.
- Zavést pravidelnou kontrolu vlhkosti desek před vstupem do přetavení (moisture indicator cards).
- U kritických desek zvážit metalografickou kontrolu vzorků z každé dávky (1–2 vzorky).
- Introduce mandatory board drying before reflow (baking) – 125 °C for 4–8 hours according to IPC/JEDEC J-STD-033.
- Adjust the reflow thermal profile – slow the ramp to max. 2 °C/s, minimise time above liquidus according to the solder specification.
- Store boards in a dry environment (humidity < 40% RH) or in protective packaging.
- Introduce regular board moisture inspection before entering reflow (moisture indicator cards).
- For critical boards, consider metallographic inspection of samples from each batch (1–2 samples).
Výsledek
Outcome
Po zavedení vysoušení a úpravě teplotního profilu se výskyt selhání snížil z 2–3 % na méně než 0,2 % ročně. Zákazník doplnil postup do interní směrnice pro osazování BGA pouzder.
After introducing drying and adjusting the thermal profile, the failure rate dropped from 2–3% to less than 0.2% per year. The client added the procedure to the internal BGA assembly guideline.
